Power MOSFETs of rating 950V with larger safe operating area
ST Microelectronics released high voltage power MOSFETs suitable for harsh and rugged environments for products including LCD monitors, TVs and electronic fluorescent lamp ballasts.
The new family called STx7N95K3 with 950V drain to source breakdown-voltage can replace power circuits with dual transistors with this single one. ST claims, compared to competing 900V devices, ST's new 950V power MOSFETs have a larger safe-operating area delivering greater reliability. Also, the avalanche-current rating of these MOSFETs is 9 Amps, quite higher than the competing 900V devices.
The on resistance of STx7N95K3 family is less than 1.35 ohm. These MOSFETs offer low gate charge (QG) and low intrinsic capacitance.
