Toshiba's new DTMOS II family of 600V power MOSFETs

Toshiba America Electronic Components introduced new family of 600V DTMOS MOSFETs, which utilize super-junction technology. The available three models are 12A TK12A60U, 15A TK15A60U, and 20A TK20A60U

The super-junction structure enables a reduction in both on-state resistance and gate charge, which usually are tradeoffs. Typically, when either of these characteristics is reduced, the other increases. But with the new design, Toshiba has been able to reduce both simultaneously, enabling higher power efficiency and switching performance than conventional MOSFETs.

The 12A devices feature low on-resistance of 0.4 ohms, the 15A devices feature on-resistance of 0.3 ohms and 20A devices have on-resistance rated at 0.19 ohms.

With a combination of low on-resistance and fast switching these new MOSFETs find applications in switched-mode power supplies such as AC adapters in notebook and desktop computers, servers, flat panel displays, and ballasts used in lighting.
